Essay

New experimental results of investifation of detector of optical radiation modulated by microwave signals, which have confirmed a possibility of using a capacitance of p-n junction of photodiode for detection of optical signals, modulated by microwave signal are received. Observed increasing of sensitivity is 20-33% in the comparison to the method of double mixing. Modulation of capacitance of photodiode has allowed to raise a working frequency of photodetectors on 15-20% and can be used for the creation of more high-frequency devices.
