Essay

The dissertation is a theoretical study of the regularities of n-n+ junctions formation in wide energy gap semiconductors and heterosystems with self-assembled point defects. In the framework of the nonlinear self-consistent electron-deformation-diffusion model, spatial distribution of the point defects and crystal lattice deformation in strained heterosystems is investigated. The criterion for the n-n+ junctions to appear in the crystals with defect-deformation structures is the magnitude of the defect concentration.
