Essay

In the dissertation the problem of development of the excitation and transport of nonequilibrium current carriers in essentially non-uniform structures - nonideal heterojunctions theory has been solved. On the basis of such structures the effective optical and X-ray new type image sensors are developed and created. The theory of nonideal heterojunction is created which explains feature of its conductivity in barrier region from positions of tunnel-jumping transport on the located states with variable jump length. Theoretical foundations the optical and X-ray essentially new type image signal shaper on the bases of heterojunction CdS-Cu2S work are developed. Essentially new type the optical image with internal amplification signal shaper has been developed and made. Such sensor has the effect signal long-term memory and accumulation (till 24 h.) that essentially distinguishes it from known image sensors. Sensitivity of the obtained samples in optical region makes not less than 10-6 lux. It is established, that the sensor on the basis of nonideal heterostructure CdS-Cu2S is sensitive to X-ray radiation and can fix, remember and store the X-ray image.
