The dissertation work is devoted to study of defect structure rebuilding process of surface layer of CdS crystal basal face. For the first time the electron emission taking place from the basal faces of CdS crystals without previous excitation of surface during cooling from room temperature to temperature of liquid nitrogen was revealed. Intensity of electronic emission stream from CdS Cd-face depends both on single crystal conductivity and exposure to some external factors. Rearrangement mechanism of surface layer structural defects of CdS (000І) face during the cooling has been proposed. The change of configuration at least two metastable structural defects accompanying by release of certain free additional electrons which emitted into vacuum under action of pyroelectric field is the main point of the corresponding model. The limiting values of irradiation doses, which are favored for improvement and stabilization of the devices parameters on the basis of metal-CdS Shottky barriers were determined.
