Essay

Subject of investigation: mm-wave conversion process in the Schottky barrier diodes. Research purpose: determination of limiting conversion loss and noise characteristic of high frequency cutoff Schottky barrier diodes and conditions of their attainment in the 3-mm mixer. The methods are equivalent circuit method, the numerical Runge-Kutta method, reflectometry, noise measurements by Y-method. The results and novelty: method of selection of optimal Schottky barrier diodes type for desired wave range is developed, the new input matching method of 3-mm Schottky barrier diodes mixer without using the outside impedance transformer is developed, the efficiency of the application of the high doping density Schottky barrier diodes at cryogenic temperature is proved, the 3-mm wavelength Schottky barrier diodes mixer receivers with record noise temperature are created. A field of application is the radio astronomy, communication and radar systems.
