Essay

The object of this study is the technology of epitaxial layers of multicomponent solid solutions Pb1-xSnxTe1-ySey from the liquid phase. The aim of the dissertation was to develop a process by LPE growth of thin EL of solid solutions of A4B6 with a small band gap and HS based on them with reproducible thickness and sharp interfaces. The paper uses modern theoretical and experimental approaches. For the first time the specific features of phase equilibria in the Pb-Sn-Te-Se and a model of interaction processes of semiconductor substrates with a solution-melt in the composition range with a small content of selenium. For the growth of structurally perfect EL Pb1-xSnxTe1-ySey, both undoped and doped with transition metals, the optimum process conditions have been set
